MESFET (Metal-Semiconductor Field-Effect Transistor) is a type of field-effect transistor in which the metal-semiconductor junction acts as a gate to control the flow of charge carriers in the semiconductor channel. Unlike classical MOSFET transistors, where isolation between the gate and channel is provided by an oxide layer, MESFETs use a direct Schottky contact, eliminating the need for a dielectric layer.
The basic structure of the MESFET is a monocrystalline n-type semiconductor (e.g. gallium arsenide - GaAs or gallium nitride - GaN) with three electrodes: drain, source and gate. The gate is formed by a metal with suitable properties which, when in contact with Semiconductors, forms a Schottky junction. Applying a voltage to the gate modifies the width of the depleted region in the conduction channel, thereby regulating the current flowing between the drain and the source. Transistors' operation is based on the field effect, with a very high switching speed and cut-off frequency due to the low gate capacitance and high electron mobility in materials such as GaAs.
MESFETs have found applications mainly in microwave circuits, broadband amplifiers, communication devices and radar systems. Thanks to their ability to operate at high frequencies and temperatures, they are also used in solutions requiring high power and radiation resistance. They are characterised by low intrinsic noise, high input impedance and good linearity, making them suitable for analogue and RF circuit applications.
Compared to other field-effect transistors such as MOSFETs and HEMTs, MESFETs combine simplicity of design with high dynamic performance, although their use is limited by the need for specialised semiconductor materials and a more demanding process.
